The CREE/Wolfspeed C2M0025120D is a 1200 V-class silicon carbide (SiC) N-channel enhancement-mode power MOSFET developed by Wolfspeed (formerly Cree). Housed in a TO-247-3 through-hole package, the device delivers a continuous drain current of 90 A at Tc = 25 °C, with a maximum power dissipation of 463 W and a typical on-state resistance of approximately 25 mΩ [1][8][11]. Built on the C2M™ SiC process platform, this MOSFET combines high blocking voltage capability with low conduction losses, enabling superior performance. It features fast switching speeds, low input and output capacitances, high avalanche energy tolerance, robust anti-latch-up characteristics, and compliance with halogen-free and RoHS environmental standards.
